2、University,ChinaAbstract:Thechangeofthesurfacedepletionregionwidth(SDRW)ofpnjunctionforhighvoltagesiliconrectifierscausedbynegativecorona-chargedsurfaceprotectivematerialhasbeenstudied.NegativecoronachargemakesthesurfacechargedensityofaSiOtinsulatorinterfacenegativeandthus,cau

3、setheSDRWtoexpand.ThephotocurrentmethodisusedtomeasuretheSDRWofreverse-biasedpnjunctionwithpositivebevelanglemesastructure.ThechangeSDRWcanbecausedbythedecayofthesurfacechargedensity.TheexpanseoftheSDRWtendtosaturateasthevoltageofthecoronaisincreased.Thedecayprocessisdifferent
